Created a silicon transistor that works with individual electrons
Researchers at the Japanese corporation NTT managed to create a silicon transistor that works with individual electrons. Tested by the National Institute of Standards and Technology (NIST).
The transistor still exists in prototypes, but it can be used in a new generation of logic microcircuits. When the voltage is negative, the device is closed; increasing the voltage translates it into an operating state and allows you to control the current of individual electrons. Recall that the samples used now manipulate at least thousands of electrons at the same time.
The new transistor is named by the developers as a “single-electron tunneling” (SET) device.
The length of the transistor channel, which is shown in the picture, does not exceed 360 nm, the width is 30 nm. Three gates cross the channel. The shutters have two levels. As stated in the NIST report, the upper layer turns the current on and off, while the lower one serves to control the flow of electrons in small local areas. The current adjustment range is reported to be more than three orders of magnitude.
The work was attended by employees of the University of Cambridge and Hitachi laboratories. At the first stage, research focused on composite semiconductor materials, and the device required a low temperature (close to absolute zero). It is assumed that the transition to silicon will allow the use of well-developed technologies for production. Needless to say, the development of a new transistor in the mass production of logic microcircuits will make it possible to take another step towards miniaturization, reduce power consumption and increase the speed of their operation.
