TSMC prepares for 45nm processes

Belgian research consortium IMEC announces an agreement with the largest Taiwanese contract manufacturer of semiconductor chips TSMC (Taiwan Semiconductor Manufacturing Co.), within the framework of which the development of CMOS (CMOS) technological processes for the creation of semiconductor chips in compliance with 45 nm standards will be carried out. Thus, TSMC became the tenth manufacturer to enter the race for 45nm technological leadership under the auspices of IMEC. All manufacturers involved in the project use 300-mm semiconductor wafers for the production of microcircuits.

It is worth noting that TSMC’s participation in a research project is a kind of signal that 45-nm technologies are, as they say, “on the way”, and now developers are faced with the issues of optimizing the yield of suitable chips, achieving maximum performance, etc. P.

As we have already reported, immersion technologies will be used to produce chips in compliance with 45-nm standards and, quite possibly, 32-nm technical process. The IMEC project employs ASML XT 1250i 193nm immersion scanners, and ASML XT1700i with a numerical aperture of 1.2 is expected to be launched in mid-2021. At the same time, IMEC will begin work on the EUV-lithographic program (EUV – extreme ultraviolet, hard ultraviolet). Research and development work is carried out in three related areas – the integration of planar CMOS transistors, the improvement of high-k (high dielectric constant) insulators, and the development of nonplanar (non-planar) CMOS devices – mainly of the FINFET type (field effect transistor with a gate shaped “Fin”, which allows you to achieve a high drain current at low leakage currents). In addition, studies are underway for the possibility of further use of copper internal connections and low-k films while reducing the size of elements.

It is curious that IMEC is seriously considering germanium and carbon nanotubes as an alternative to silicon for the manufacture of future semiconductor microcircuits according to the 32-nm technical process.
