Toshiba launches 128Mbps capacitorless DRAM chip

Toshiba Corp. Announces Silicon-on-Isolator (SOI) Capacitor-Free Random Access Memory (DRAM). The company’s 128-Mbit chip has been successfully tested.

Toshiba announced last February during the ISSCC (International Solid State Circuits Conference) that capacitorless DRAM is being developed in the depths of the company. A little less than a year later, during the IEDM (International Electron Devices Meeting), Toshiba announces the successful creation of a working prototype, ready for implementation in production.

Toshiba capacitor-free memory uses the effect of a floating voltage (“floating body” or floating body), which occurs under the gate of a field-effect transistor made on a dielectric film. By the way, in addition to Toshiba, Innovative Silicon and Renesas also work in the direction of using this effect, which is parasitic for high-speed transistors.

Toshiba’s 128-Mbit chip is manufactured using CMOS (CMOS) technology, following the 90nm process and using six layers of internal metal connections. Cell area – 0.17 microns, which is about half the cell size of 90nm DRAM. The number of “bad” bits at 32 Mbit does not exceed 32.
