Cymer begins shipping 45nm lithography light source

Cymer, a supplier of ultraviolet light sources for semiconductor manufacturing, has announced the first delivery of the XLA 300. An important event – in fact, it marks the beginning of a new stage in production: XLA 300 – the world’s first light source based on argon fluoride (ArF, wavelength 193 nm) with a pulse repetition rate of 6 kHz. It was designed for use in the mass production of semiconductor products using immersion photolithography technology in compliance with 45 nm standards.

According to the press release, the pulse repetition rate of 6 kHz is the highest among such light sources at the moment. The XLA 300 achieves up to 60W of output power, which reduces the energy of each pulse while maintaining the average output power. This minimizes damage to the optical materials of the lamp itself and the projection optics. The high frequency also allows for more precise energy metering – an important property from the point of view of semiconductor manufacturers, as it leads to precise adherence to the so-called “critical dimensions”.

Based on the proven design of the Cymer Master Oscillator Power Amplifier (MOPA), the fourth-generation source is expected to be quickly adopted by the market as the demand for such equipment is high – manufacturers are in a hurry to quickly adopt advanced technologies, strengthening their competitive position.
