During the SPIE Microlithography conference, the Japanese corporation Nikon announced that it is ready to provide equipment for the production of microcircuits in compliance with the 0.032-micron technical process. An example of such equipment is the NSR-S610C immersion scanner, which uses a light source with a wavelength of 193 nm and a numerical aperture value (NA) of 1.30. The NSR-S610C is expected to be officially unveiled a little later, during the Semicon West conference.

The new scanner also uses a multi-axis catadioptric optical design containing three reflective elements. The tool is intended for the production of 45nm memory chips and 32nm logic ICs, deliveries should begin in the fourth quarter of 2021.

NSR-S610C is built on a principle similar to NSR-S609B (NA – 1.07). Introduced last summer, the NSR-S609B is designed to mass-produce 55nm memory chips and 45nm prototype ICs. It is also reported that the first buyer of the instrument was the Toshiba Corporation. The NSR-S609B was the first Nikon instrument to feature Local Fill (localized fluid filling to reduce air bubbles) and Tandem Stage (two-stage scheme to speed up wafer processing).

Meanwhile, Nikon’s rival, Dutch company ASML, is preparing to begin shipping the Twinscan XT: 1700i shortly, also designed for 45nm manufacturing. The ASML scanner uses a NA 1.2 catadioptric optical design and a polarized light source. ASML expects to sell 20 to 25 Twinscan XT systems this year: 1700i.
